摘要:
介绍了一种适用于大型非线性系统求解的Newton-SOR+算法,并结合已开发的半导体器件模拟软件SMDS 1.0中的算法设计,以漂移-扩散模型(DDM)为基础,讨论了该算法在耦合系统求解中的运用.最后给出了运用该算法模拟的n-MOS FET的空间载流子分布和电势分布,以验证算法的正确性及实用性.
Abstract:
A new algorithm for large-scale nonlinear system solving — Newton-SOR+ is represented. Referring to the algorithm designed for semiconductor device simulating software SMDS 1.0 and based on the DDM model, its application in coupled system is discussed. Finally, the electron density and potential distribution of n-MOS FET, which are calculated with this algorithm, are presented to verify its correctness and practicability.
